Abstract
This work demonstrated the characterisation for Separate Absorption and Multiplication Avalanche Photodiode (SAM-APD) incorporating a GaAsSb absorption region and an AlGaAsSb multiplication region. The GaAsSb/AlGaAsSb SAM-APD in this work were firstly proposed for 1550 nm detection which demonstrates high temperature stability and extremely low excess noise factor.
